چکیده

We have investigated the regrowth of GaAs/AlAs quarter-wave Bragg reflectors on patterned mesa InP-based quantum well heterostructures that can be fabricated into 1.55 mm vertical cavity surface emitting lasers. It is seen from transmission electron and scanning electron microscopy that the multiple layer GaAs-based mirrors can be grown on InP-based heterostructure mesas of diameters 10–40 mm without noticeable propagation of defects into the reflector layers or the quantum well region below. At the same time the photoluminescence from the quantum wells after regrowth indicates that lasers can be fabricated. © 1997 American Institute of Physics. @S0003-6951~97!02231-6#

Characteristic of P-type AlAs/GaAs Bragg Mirrors Grown by MBE on (100) and (311)A Oriented Substrates

P-type GaAs/AlAs distributed Bragg mirrors have been grown using molecular beam epitaxy on (100) and (311)A GaAs substrates in a similar conditions. A comparison of I-V measurements shows that the resistance of the ungraded mirrors grown on the (311)A substrate is 35 times lower than those grown on the (100) substrate with similar structure. The effective barrier heights for both (311 )A and (1...

Growth controlled fabrication and cathodoluminescence study of 3D confined GaAs volumes on non-planar patterned GaAs(0 0 1) substrates

We report on (a) the effect of growth interruption on the growth profile evolution in growth on non-planar patterned mesa tops via substrate-encoded size-reducing epitaxy (SESRE) and (b) the optical behavior of isolated 3D-confined GaAs volumes as well as 3D-confined GaAs volumes coupled with 1D-confined quantum wells (QWs) fabricated by SESRE. Steady-state excitation and time-resolved cathodol...

Modeling light vs. current characteristics of long-wavelength VCSELs with various DBR materials

Long-wavelength vertical-cavity surface-emitting lasers (LW-VCSELs) are investigated using electro-thermal, optical, and electronic modeling. The strain-compensated InGaAsP multi-quantum-well active region of the device example is vertically sandwiched between various distributed Bragg reflectors (DBRs). InP/InGaAsP, Si/Si02, and GaAs/AlAs mirrors are considered as well as novel combinations li...

Birefringence in the transparency region of GaAs/AlAs multiple quantum wells

Birefringence measurements for in-plane propagation of light below the absorption edge in GaAs/AlAs multiple quantum wells ~MQW’s! are reported for different well/barrier widths. A remarkable drop in the low-frequency limit of the birefringence has been observed for MQW structures with small periods and ascribed to the presence of local fields. The temperature dependence of the birefringence is...

Fabrication of InAs quantum dots in AlAs/GaAs DBR pillar microcavities for single photon sources

We report the molecular beam epitaxy growth of low-density strain-induced InAs quantum dots sQDd embedded in an AlAs/GaAs distributed Bragg reflector structure for a triggered photon source. By optimal selection of growth temperature, InAs deposited thickness and other experimental parameters, it is possible to grow low density s10/mm2d InAs quantum dots with a suitable emission wavelength for ...
